ABSTRACT:

Berkeley Lab researchers led by Wladek Walukiewicz have developed a photovoltaic (PV) device having three-dimensional (3D) charge separation and collection where charge separation occurs in 3D depletion regions formed between p-type doped group III-nitride materials in the PV device and intrinsic structural imperfections extending through the material.

STATUS: Issued U.S. Patent #9,660,126. Available for licensing or collaborative research.
